Advanced Design and Realization of High Energy Thyristors:
The CARTHAGE project aims to provide such a demonstration. Furthermore, the number of wafers to be processed has been chosen in order to obtain a final number of functional devices corresponding to the needs of the demonstrators, in particular for military use cases. Thus, the project integrates different objectives and related activities that will cover the entire product value chain. The first objective is to transfer the SiC thyristor manufacturing technology into a semi-industrial manufacturing platform, with the aim of stabilizing the manufacturing process and enabling the production of a reasonable number of reliable chips (>200) per batch. To this end, it is important to improve the integration of large area devices while limiting stacking fault degradation. Another objective is to adapt and optimize the thyristor architecture design, including the high voltage peripheral termination, to the new technology platform. An important part of the project is also the task of optimizing an assembly technology suitable for high pulsed current densities.
